Typically, the decision to use an IGBT instead of a FET happens at about 200V because higher current high voltage FET are expensive of don't exist. I do pulsed PV water heating where the voltages can be well over 200V. I tested these at a couple of lower currents for heat loss calculations. Saturation at 1A is 0.806V, 3A is 0.999V and 5A is 1.16V. These are acceptable loss when using high voltages. Higher currents can be in the 2V range which will produce a lot of heat which needs to be dissipated. Breakdown voltage of the two devices was 710V and 707V which will give a large safety margin. From the tests I made these are a good device to use for high speed switching of loads.
